













摘" 要: 為了解決傳統(tǒng)Wilkinson功分器損耗高、尺寸大的問題,從功分器的理論分析出發(fā),將傳統(tǒng)的微帶線結(jié)構(gòu)和LC集總式結(jié)構(gòu)進(jìn)行改進(jìn),在隔離電阻處引入頻率補(bǔ)償電容,設(shè)計(jì)一種新型的多抽頭電感結(jié)構(gòu)的緊湊型寬帶二等分功分器。所設(shè)計(jì)的功分器基于0.18 μm SiGe BiCMOS工藝。射頻/微波電磁仿真顯示,在8~16 GHz的頻帶范圍內(nèi),功分器的分配損耗小于0.8 dB,隔離度大于20 dB,端口回波損耗大于15 dB,核心電路版圖面積僅為0.30 mm×0.25 mm,可滿足寬帶功分器低損耗、小型化、高隔離度的設(shè)計(jì)要求。

A multi?tap inductor compact Wilkinson power divider based on SiGe technology
Abstract: In order to solve the problems of high loss and large size of traditional Wilkinson power dividers, starting from the theoretical analysis of power dividers, a new compact broadband equal division power divider with multi tap inductor structure is designed by improving the traditional microstrip line structure and LC lumped structure, and introducing frequency compensation capacitors at the isolation resistor. The designed power divider is based on 0.18 μm SiGe BiCMOS process, and the RF/microwave electromagnetic simulation shows that in the frequency band range of 8?16 GHz, the distribution loss of the power divider is less than 0.8 dB, the isolation degree is greater than 20 dB, the port return loss is greater than 15 dB, and the core circuit ayout area is only 0.30 mm × 0.25 mm, which can meet the design requirements of low loss, miniaturization, and high isolation of broadband power dividers.

功分器作為射頻/微波系統(tǒng)中最為常見的無源器件之一[1],主要功能是實(shí)現(xiàn)通道間功率的合成和分配[2]。功分器有很多種,最為常見的是Wilkinson功分器,其具有結(jié)構(gòu)簡單、易于集成、隔離度高等優(yōu)點(diǎn)[3],但也受到頻率帶寬的限制。為增加功分器的帶寬,可以通過增加多節(jié)阻抗變換實(shí)現(xiàn)。隨著集成電路系統(tǒng)高頻段、超寬帶、小型化的發(fā)展趨勢[4],多節(jié)Wilkinson功分器中的[λ4]波長傳輸線不再適合使用微帶線結(jié)構(gòu)[5]。這種情況下,通常會(huì)采用LC集總元器件代替[λ4]傳輸線。相比微帶線結(jié)構(gòu)而言,LC集總式結(jié)構(gòu)總體面積會(huì)有所減小,但電路節(jié)數(shù)并不會(huì)減少,并且同等節(jié)數(shù)集總式電路的損耗會(huì)比微帶線結(jié)構(gòu)略大一些。
為了同時(shí)實(shí)現(xiàn)小型化和低損耗的設(shè)計(jì)要求,文中提出了一種新型多抽頭電感結(jié)構(gòu)的緊湊型寬帶功分器[6]。本設(shè)計(jì)以實(shí)際項(xiàng)目需求為背景,采用國內(nèi)某0.18 μm SiGe BiCMOS工藝,設(shè)計(jì)實(shí)現(xiàn)了一款性能良好的8~16 GHz緊湊型二等分功分器芯片。……
